Very Compact Temperature Sensor for Power/Thermal Management

A strategy for designing a very compact temperature sensor for on-chip power-thermal management applications is introduced. The proposed sensor requires only two MOS transistors and is based dominantly on the temperature dependence of the threshold voltage the transistors. In contrast with most existing temperature sensors that extract temperature information from measurement of a single nodal or branch voltage, this sensor extracts temperature information from two temperature-correlated voltage measurements. Experimental measurements show that the sensor achieved maximum temperature errors of less than 0.09°C over the critical temperature range of 75°C to 95°C for optimal power-thermal management applications with batch measurement data and two-point temperature calibration.
