High-Quality PUF Extraction from Commercial RRAM Using Switching-Time Variability

Emerging Non-Volatile Memory (NVM) based Physically Unclonable Function (PUF) can be used for hardware security applications such as: intellectual property (IP) protection, encryption key generation, IoT device security, cryptography etc. In this paper, we demonstrate for the first time extraction of highquality PUF signatures from commercial RRAM ICs. We show experimentally that inherent switching-time variability of RRAM devices can be extracted even from commercially available digital RRAM chips, and used as a seed for PUF generation. We show that by using multi-variable challenges and unique latency mapping techniques, nearly perfect interand intrahamming distance can be achieved for long bit-length PUF. Mean interhamming distance of ~49.7%, intra-hamming distance of ~0.0014%, and uniformity of ~49% was achieved for 24-bit long RRAM based PUF.
