A Full MOS Low Temperature Coefficient Voltage Reference Source

An all MOS low-temperature-drift voltage reference source with good power supply suppression was presented by compensating threshold voltage of NMOS transistor with voltage difference,ΔVGS,of an improved low voltage tracking-VGS structure,HSPICE simulation based on standard 2.5 V 65 nm CMOS process showed that,in the temperature range from-40 ℃ to 125 ℃,the proposed voltage reference source achieved a reference voltage of 1.1 V,a temperature coefficient of 1.6×10-5/℃ and a PSRR of-51 dB.
