ON QUANTUM CAPACITOR OF NANOWIRE MOSFET

It illustrates the quantum capacitor of nanowire MOSFET,and shows the Culumon staircase at 176K.It is a typical single electron MOSFET.The total capacitor is computed according to the device model,and it equals to 1.2aF.The currents of nanodevices can reach miliAmpere degree.It could be attributed to a new model,in which the nanowire could be refered to as a special Coulomb island,and the electrons could form pairs by combining nanowire with electrodes.One electron pair(like cooper pairs) enter the island,and another pair must go out.It fits into the Coulomb blockade theorem.
